Abstract: The development and performances of Ka-band single-stage and two-stage coplanar MMIC amplifiers, which are based on the domestic 0.13 m GaAs mHEMT technology, are presented. The PDK containing active and passive coplanar MMIC element models has been created. The amplifier design is performed with the use of automated synthesis software tools.
