Abstract: A technique for constructing parametric models of passive MMIC components in the form of equivalent circuits is presented. Using the Extraction-P software, parametric models of GaAs bulk resistor, MIM capacitor and spiral inductor are built for WIN Semiconductors PL15-10 process. Models are incorporated into CAD tools providing MMIC simulation and synthesis.
