Abstract: The results of design of GaAs pHEMT MMIC six-bit phase shifter with integrated control logic are presented. Operating frequency band is 1.2–1.4 GHz; insertion phase range is 355°; insertion phase step is 5.60; insertion loss at reference state is less 7.5 dB; insertion loss variation is ±0.5 dB; input/output return loss is more 15 dB.
