A 0–50 GHz Ultra-Wideband Diplexing Switch for Test and Measurement Equipment

Abstract: Relevance. One of the key challenges in the development of advanced test and measurement equipment is mastering the millimeter-wave band while simultaneously extending the operating frequency range down to lower frequencies. Purpose. The development of a circuit solution, layout design, and experimental study of a monolithic integrated circuit fabricated using GaAs-pHEMT-technology for frequency separation of microwave signals in the 0–4 GHz and 4–50 GHz bands. Methods. The study employs methods of circuit simulation, parametric optimization, electromagnetic analysis of microwave layouts, and experimental characterization of integrated circuit parameters. Novelty. A lumped-element diplexing switch structure based on field-effect transistors is proposed, which eliminates the octave bandwidth limitation of the high-frequency channel. A modification of the base device architecture has been developed. This modification features a higher-order LC filter and integration of additional switching elements to compensate for the parasitic reactances of the microwave topology, as well as capability for selective inductance isolation in the high-frequency arm to improve inter-channel isolation. Results. The device performance was experimentally verified in the 0–50 GHz range: an inter-channel isolation exceeding 21 dB and a return loss of at least 12 dB were achieved. The insertion loss up to 45.5 GHz did not exceed 1.4 dB, reaching 4.3 dB at the upper limit of the range. Nonlinear modeling confirmed the high linearity of the device across the entire operating frequency range: the harmonic suppression level exceeded 100 dBc, and the output power at 1-dB compression was more than 27.5 dBm. Practical significance. The developed integrated circuit is applicable to receiving paths and signal-generating modules of test and measurement equipment, ensuring their operation starting from DC.
